Study on the quantum efficiency of resonant cavity enhanced GaAs far-infrared detectors

چکیده
We present a detailed theoretical analysis on the quantum efficiency of a resonant cavity enhanced ~RCE! GaAs homojunction work function internal photoemission far-infrared ~FIR! detector. The quantum efficiency under both resonant and nonresonant conditions has been calculated. All the detector parameters are optimized under the realistically nonresonant condition. The further investigation of the standing wave effect ~SWE! shows that the SWE is important and cannot be neglected for the FIR detector. The resulting quantum efficiency is about two times higher than that in the normal GaAs homojunction FIR detector measured by experiment, showing a promising effect. In contrast to the case in the near-infrared region, the wavelength selectivity is not obvious in the FIR region. The theoretical analysis can be applied to other RCE homojunction FIR detectors. © 2002 American Institute of Physics. @DOI: 10.1063/1.1465513#

Free-carrier absorption in Be- and C-doped GaAs epilayers and far infrared detector applications
Far infrared ~FIR! absorption, reflection, and transmission in heavily doped p-GaAs multilayer structures have been measured for wavelengths 20–200 mm and compared with the calculated results. Both Be ~in the range 3310– 2.6310 cm! and C (1.8310– 4.7310 cm)-doped structures were studied. It is found that the observed absorption, reflection, and transmission are explained correctly by the model ...

In this paper a resonant tunnelling quantum well infrared photodetector (RT-QWIP) is discussed. Each period of this photodetector structure comprises of a resonant tunnelling structure (AlAs/AlGaAs/AlAs) nearby a quantum well (AlGaAs/GaAs). In this photodetector, photocurrent is produced when an electron makes a transition from the ground state of the well to an excited state which is coupled t...

The recent development of p-GaAs homojunction interfacial workfunction internal photoemission (HIWIP) far-infrared (\40 mm) detectors is briefly reviewed. The emphasis is on the detector performance, which includes responsivity, quantum efficiency, bias effects, cut-off wavelength, uniformity, noise, and negative capacitance characteristics. Promising results indicate that p-GaAs HIWIP detector...

We propose mid/far-infrared photodetectors based on coherent sum-frequency generation in a near-resonant cascade of interband and intersubband transitions in high optical nonlinearity asymmetric quantum well structures. Such structures can yield high detectivity and responsivity in the bandwidth of the order of 30% of a central frequency in the mid-infrared range. Resonant up-conversion detecto...

In this paper, we demonstrate high optical quantum efficiency (90%) resonant-cavity-enhanced mid-infrared photodetectors fabricated monolithically on a silicon platform. High quality photoconductive polycrystalline PbTe film is thermally evaporated, oxygen-sensitized at room temperature and acts as the infrared absorber. The cavity-enhanced detector operates in the critical coupling regime and ...
